Chiplet-based system integration is a key line of research for future automotive electronic systems. This integration allows the flexible combination of specialized semiconductor modules and paves the way for scalable, high-performance, and energy-efficient vehicle architectures.

As part of the Chiplet4Future project, researchers at Fraunhofer IIS in Dresden are exploring how chiplet-based architectures can be implemented in real systems and evaluated in practical conditions. At the heart of this work is an automotive chiplet demonstrator that integrates several functionally specialized chiplets within a shared network, allowing the analysis of chiplet system integration at the system level.

The demonstrator is based on a specially developed substrate that provides both the mechanical stability and the electrical interconnect structure for the overall system. This substrate forms the central platform for chiplet system integration and allows the analysis of heterogeneous system architectures in realistic conditions.

One key element is the Bunch of Wires (Bow) interface, which allows efficient chiplet-to-chiplet communication and is specifically designed for high-density interconnect requirements. This results in a scalable data link that is particularly relevant to data-intensive automotive applications such as advanced driver-assistance systems (ADAS).

The demonstrator provides an experimental platform for systematic analysis of chiplet architectures and their integration into complex electronic systems. Here, the focus is on communication and interconnect architectures, the behavior of heterogeneous multi-chiplet systems in realistic conditions, and the requirements for substrate and packaging technologies for chiplet-based systems.

In addition, this setup can be used to analyze the integration of functionally specialized chiplets within a shared network. This results in a direct connection between chiplet system integration, system architecture, and real-world hardware implementation.
